Améliorations du procédé
Lors de la gravure en plasma CH4/H2 -> formation de polymère sur les
surfaces inertes à la gravure : masque dur, réacteur de gravure.
Cette formation de polymère entraîne phénomènes de micro masquage.
Gravure InP = compétition entre gravure et polymérisation.
Or plasma oxygène efficace pour enlever le polymère
=> Gravure selon cycles procédé standard et clean O2

Acquisition nouveau spectromètre avec une plus grande plage de
détection : 180 nm à 1100 nm ( 340 nm à 1020 nm avant).
Lors de la gravure, les espèces dans le plasma vont émettre des
raies caractéristiques de la couche en train d’être gravée. Le but est
d’arriver à les détecter.
Grâce au nouveau spectromètre il est possible de détecter 4 raies
pour l’indium :

Le problème est que pour arriver à détecter une espèce il faut qu’elle
soit en quantité importante: il faut graver des wafers de 2 pouces
d’Indium pour détecter facilement les pics.
Objectif expériences : arriver à un suivi en temps réel des couches
gravées comme cela a été fait dans publication (S. Thomas 1995).

Tiphaine a depuis refait des caracs avec beaucoup plus de puissance en sortie avec ton procédé, tu peux éventuellement reboucler avec elle.
La franchement je reste sur ma fin sur la SEO. Il me semble que tu peux montrer un peu plus de ce que tu as fait (car là il n’y a rien !).
Ou alors ne pas en parler du tout.

Là je suis quand même surpris : peut-on dire de manière certaine que c’est le process cyclique qui induit l’augmentation de la résistance série ? Les épaisseurs gravées étaient-elles les mêmes ? Les contacts + recuit éventuels identiques ?
Si ce n’est pas le cas il faut enlever ce transparent tel que (tu peux mettre une courbe I(V) pour montrer qu’on a bien une diode, mais pas beaucoup plus
